The K&S Model 4524 Ball Bonder is a thermo-sonic unit. The bonding is done with the package and die on a heated stage. The bonding head applies force and ultrasonic energy to apply the bond. The 4524 operates in two modes for Z-direction movement of the bonding head, a semi-automatic or manual. The unit has a 1-mil gold wire spool installed and is capable of a 152mm x 152mm bonding area.
